Thesis Title: Structure and synthesis mechanism of thin films oxide heterostructures.

Discovered electronic structure and formation mechanism of complex Ti–Nb oxide (TiNbO4) which was obtained from two-layer thin film specimens of Nb2O5 and TiO2 on optical-grade quartz and n-type single crystalline silicon substrates with (100) by a magnetron deposition source under high vacuum.  Discovered the phase transition of two-layer thin film specimens of Nb2O5 and TiO2 using in situ X-ray diffraction measurements (XRD) in the temperature range of 300–1373 K.  Discovered the optical band gap value of 3.78 eV for the direct transition and 3.29 eV for the indirect one for TiNbO4. The samples had a transmittance of 85% in the visible range. Importance: electrophysical measurements in high vacuum established the electroresistivity vs. temperature dependence in the range of 300–773 K, from 7.3⁎10−1 to 3.9⁎10−2 Ω cm, respectively.  Discovered photoelectron spectra of TiNbO4. Important ance: the chemical shift value for Nb 3d showed −1.1 eV in comparison with Nb5+ and matched to Nb4+ [1], while the Ti lines correspond to Ti4+[2]. Established the doping concentration of Nb and Me (Me = In or Sn)  in TiO2:Nb:Me versus electroresistivity dependence. Important ance: it was shown that the electroresestivity could be obtained lower than 5⁎10-3 Ω cm (e.g. ITO ≈ 1⁎10−4 Ω cm) with the mechanical properties of TiO2 at the same time. Discovered the abnormal shift in XPS spectra of ITO. Obtained XPS data shows new bonding under reducing of electron density near Sn. At the same time, electron density near In atoms is increasing. This is connected to lattice deformation and decreasing of the lattice parameter relative to In2O3 oxide. That confirms the theory that In atoms are replaced by smaller Sn ones in ITO which leads to small deformation of cubic lattice of In2O3 oxide.
